Abstract

Device characteristics of 1.5 μ.m strained multiquantum-well (MQW) ridge-waveguide (RWG) laser diodes are presented. A highest 3-dB modulation bandwidth of 5 GHz was achieved, demonstrating potential applications of these lasers for high speed and long distance optical communication.
