Abstract
We report the fabrication and the performance of 1.55 μm InGaAsP/InP complex-coupled distributed feedback lasers with p-InGaAs absorptive grating. With an estimated coupling strength of 1.7, the single mode yield of devices with side mode suppression ratio larger than 30 dB is higher than 70%, and a side mode suppression ratio as high as 48 dB for a laser operating above twice threshold current is achieved. We have verified that the presence of loss-coupling can eliminate the mode degeneracy effectively, and the associated self-pulsation phenomenon can be overcome with reduced duty factor of the absorptive grating.
