Abstract

The optimal peak-to-valley (p/ʋ) ratio of rectangular double barrier resonant tunnelling diodes (RTDs) under current density constraint is studied theoretically. The study not only provides optimized RTD structures in terms of the p/ʋ ratio, but also enables an understanding of the effects of the various structural parameters of an RTD, such as the barrier height and well width, on its p/ʋ ratio. Both symmetric and asymmetric RTDs are examined, and it is found that an asymmetric RTD can provide a higher p/ʋ ratio.
